The non-wet film prevents die attach materials such as Au:Sn (80:20%) alloy from entering inside the through-substrate vias. The die attach materials only attach on the flat backside of the wafer. This step prevents Sn from being in close proximity to the frontside transistor contacts wherein material diffusion and intermixing can cause reliability issues
